The AS1M080120P-VB is a high-performance Silicon Carbide (SiC) N-channel Power MOSFET, packaged in TO247, with a 1200V withstand voltage and 30A current carrying capability. Enhanced by SiC-S technology, it features an ultra-low on-resistance of 80mΩ (@VGS=18V), low switching losses, and high efficiency, making it suitable for high-frequency, high-power applications. The gate drive is flexible, supporting a recommended 18V drive voltage and allowing reliable turn-off with -10V negative voltage, enhancing system anti-interference capability.
