Analysis: Both devices are rated for 100V withstand voltage. The VBM1101M has higher continuous and pulse current ratings (18A/68A vs 14A/56A) and stronger maximum power dissipation (105W vs 55W). However, the IRF530A has a higher nominal avalanche energy (261mJ vs 200mJ) and may have better avalanche impact resistance.

Analysis: The capacitance values of the VBM1101M are significantly higher than those of the IRF530A, which typically implies higher switching losses. However, it is worth noting that the VBM1101M has a lower total gate charge Qg (28nC vs 40nC), which may help reduce gate drive losses at high frequencies. The differences in characteristics between the two may stem from their different internal structures (e.g., trench vs. planar).

Analysis: The VBM1101M has shorter turn-on and turn-off delay times (8ns, 25ns vs 14ns, 36ns), but its rise and fall times are longer (120ns, 50ns vs 55ns, 27ns). Note that the test conditions (VDD, ID, RG) are different for both, so direct comparison is for reference only. The IRF530A's switching waveform is steeper, potentially providing lower switching transition losses.

Analysis: Both devices have the same maximum forward voltage drop. The VBM1101M provides detailed reverse recovery parameters. Notably, the typical Qrr of the VBM1101M (0.52μC) is significantly lower than that of the IRF530A (12.8μC), meaning its body diode likely generates much lower reverse recovery losses and noise during switching, a significant advantage for applications such as synchronous rectification.

Analysis: The junction-to-case thermal resistance of the VBM1101M (0.4°C/W) is significantly lower than that of the IRF530A (2.74°C/W). This indicates that the VBM1101M's package itself has superior thermal conductivity, which is one of the key reasons why it can withstand higher power dissipation (105W vs 55W), and is conducive to efficient heat dissipation design in a compact space.
6. Summary and Selection Recommendations

Selection Recommendation
Choose IRF530A: When the application has high requirements for switching speed (especially voltage change rate), or highly values avalanche tolerance, or has weak gate drive capability and needs to take advantage of its low input capacitance characteristics.
Choose VBM1101M: When applications require greater current output capability, lower steady-state conduction losses (based on typical values), or seek higher efficiency in high-frequency switching (thanks to low Qg and low Qrr) and synchronous rectification (thanks to excellent body diode characteristics). Its excellent thermal performance also makes it suitable for high power density or heat-constrained designs.
Note: This report is based on the official datasheets for IRF530A (ON Semiconductor/Fairchild) and VBM1101M (VBsemi). All parameter values are from the original manufacturer's datasheets. Some parameters may have different test conditions; please verify carefully. For actual design selection, please refer to the latest official documentation and verify the results in conjunction with the specific application circuit.
